Two advanced designs are presented which exploit the waveguide photodiode (WGPD) performance. A mushroom-mesa design is devised in which the cladding and intermediate-bandgap layers are wider than the photoabsorbing layer. The mushroom-mesa structure shows that the bandwidth is enlarged up to 150 GHz without degrading the quantum efficiency for a WGPD. The other is a low-cost, high-reliable design using selective-area impurity-doped planar edge-coupled (SIMPLE)-WGPD. The mushroom-mesa design makes a WGPD adaptable for highly efficient ultrawide-band operation, while the SIMPLE design helps low-cost, mass production modules.
