Power device trends for high-power density operation of power electronics system

Abstract

This paper reports on specific on-resistance (RonA) trends of power device and discusses the effect of RonA reduction on high-power density operation of power electronics system. The RonA has been reduced by a factor of 1 for 15-20 years with the fine pitch structure and the innovation of the new structure. The RonA reduction achieves the increase in the output power due to high current density operation. In addition, the highspeed switching operation downsizes the passive component due to high frequency operation. To realize these operating conditions, dynamic avalanche capability design and low inductance package technologies have been also developed.
