1.55-μm wavelength-selectable microarray DFB-LD's with integrated MMI combiner, SOA, and EA-modulator

Abstract

The microarray selective epitaxy (MASE) technique was applied to the development of wavelength-selectable eight-channel microarray DFB-LDs with a monolithically integrated 8 × 1 MMI optical combiner, an SOA, and an EA-MOD. The technique enabled to form densely arrayed DFB-LDs with a 10-μm pitch and fabricate devices as small as 1.136 mm2. Good and uniform device characteristics were demonstrated. Further, 2.5-Gbit/s modulation performance was shown for all the channels.
